NEC Electronics Corporation and its subsidiaries in the United States and Europe, NEC Electronics America, Inc. and NEC Electronics (Europe) GmbH., today announced its sampling of 130-nanometer (nm) embedded DRAM macros with random-access speeds up to 314 megahertz (MHz) at 1.2 volts (V) with one clock latency. Available in 8- and 9-megabit (Mb) hard macro cores as well as routable configurable macro cores, the embedded DRAM products give designers the flexibility to use a variety of embedded DRAM within a single system-on-chip (SoC). Based on NEC Electronics' high-performance UX5D embedded DRAM process, the 130-nm embedded DRAM uniquely combines DRAM density with SRAM-like performance, low latency, low power consumption and robust performance. These new macros are ideal for high-performance applications such as 10- and 40-gigabit-per-second (Gbps) edge routers and core routers, storage servers, cache memory and high-end graphics.

"Traditionally, high-bandwidth data interface applications have relied on embedded SRAM along with buffer memory and/or discrete DRAM. The former can be expensive and power-hungry, while the latter limits performance by requiring packets to be moved between chips," said Takatoshi Koga, general manager, 2nd Custom LSI Division, NEC Electronics Corporation. "Combining DRAM density with SRAM-like performance, low latency and robust performance in 130 nm technology, our embedded DRAM overcomes the performance, power and latency limitations of both embedded SRAM and discrete DRAM. With large, fast blocks of memory on chip, designers easily can achieve dramatic improvements in system performance."

The CB-130 embedded DRAM offers memory density up to five times higher than embedded SRAM products, but delivers the high-speed random access and high bandwidth typically associated with embedded SRAM. NEC Electronics' embedded DRAM also offers lower power consumption and lower soft error rate (SER) than embedded SRAM. NEC Electronics' embedded DRAM macro uniquely allows embedded DRAM blocks to be rotated to any orientation on a chip, simplifying integration with other on-chip components while preserving the performance and power consumption benefits afforded by NEC Electronics' process. Additionally, the upper metal layers of an ASIC can be routed over the top of embedded DRAM blocks, simplifying chip design, improving timing and conserving silicon.

NEC Electronics' embedded DRAM process is a fully qualified 130-nm, copper (Cu) interconnect, low-k dielectric (NEC Electronics' ladder-oxide chemical structure, L-OxTM) process. The full-metal embedded DRAM process dramatically improves speed while reducing power consumption. The NEC Electronics process employs both a cylindrical-type stacked capacitor structure that ensures high yields and a low-temperature metal-insulated-metal (MIM) capacitor process that accelerates performance. Unlike its commodity DRAM process, NEC Electronics' embedded DRAM process uses the same structure as its standard CMOS process, and thus is fully compatible with that process. This compatibility dramatically reduces turnaround time by minimizing the number of process steps needed to add embedded DRAM.

Availability
Eight- (64 kiloword [Kw] x 128 bit) and 9-megabit (64 kiloword [Kw] x 144 bit) embedded DRAM configurations are available now in sample volumes. Embedded DRAM cores are also currently available. NEC Electronics' embedded DRAM macros are expected to be available for volume production in Q3 2003.
